Inquiry on European transistors equivalent to Japanese transistors

    Hi all, I'm new to the board, so be gentle with me ;)

    Anyways, I am working on a development of a 150W power amplifier with a slate-rate of 250 Volts per microsecond. I've been selecting for this project power transistors, but the main problem is that here in the US is pretty hard to obtain european transistors, and if you find them (that is if you can) they're ridiculously expensive. The information that I hav come from european sources. I would like to know if you could help me to find the equivalents of the european transistors to japanese transistors.

    For example I'm trying to find the japanese equivalents of the following european transistors:

    BC516/7 Darlingtons
    BDV64B/5B Darlingon
    BF256A FET
    BD139/140 Transistor

    I'd really appreciate it. Thanks in advance.

    I just checked in my Towers books.

    BD139 = 2N4923
    BD140 = 2N4920
    The rest didn't have equivalents.

    I checked another substitution guide also. This found :

    BC516 similar MPS-A65 or 66
    BC517 similar MPS-A13 or 14

    A BF256A is similar to a BF244 or 245 ; these are fairly genral purpose FETS . So I would suggest 2N3822 or similar.

    I drew a blank on BDV64B & 65B.

    They either have their own part numbers or are rebadging.
